Abstract

In this study, the effects of Type 7 solder powder morphology on the rheology, printability, and soldering characteristics of water-soluble solder pastes were systematically investigated. SEM observations of four solder powders with different surface morphologies revealed distinct morphological differences, ranging from irregular particles with rough surfaces and numerous satellite particles to highly spherical powders with smooth surfaces and no satellite particles. These surface characteristics had a direct influence on paste rheology; solder pastes prepared from powders with irregular shapes, rough surfaces, and abundant satellite particles exhibited relatively high initial viscosity, whereas pastes prepared from highly spherical powders with smooth surfaces and no satellite particles showed significantly lower viscosity. Aging evaluations conducted seven days after paste preparation indicated pronounced viscosity increase and partial solidification in pastes formulated with non-spherical, rough-surfaced powders containing multiple satellite particles, accompanied by dewetting during reflow. This behavior is attributed to extensive surface oxidation caused by rough surfaces and satellite particles, which accelerates the consumption of flux activators. In contrast, pastes formulated with highly spherical powders possessing smooth surfaces and no satellite particles exhibited minimal viscosity change over time despite its lower initial viscosity, demonstrating stable storage behavior.
