Abstract
Recently, automotive electronic substrates have increasingly adopted non-planar and curved free-form surface mounting for overcoming limited packaging space and with expanding use of three-dimensional structures and flexible substrates. Under these conditions, gravity, surface tension, and wetting force act simultaneously, which result in making processes of solder joining stabilization difficult. It can induce voids and substrate warpage which can potentially degrading joint reliability. This study compares convection reflow, single-laser and multi-laser reflow processes for joints after joining between multilayer ceramic capacitors (MLCCs) and substrate using Sn-57Bi-1Ag solder. We quantified voids by X-ray and analysed microstructures and intermetallic compounds (IMCs) growth at the interface using a scanning electron microscopy (SEM) and an energy-dispersive X-ray spectroscopy (EDS). Mechanical properties were evaluated and compared through a low-speed shear test with the Japanese Industrial Standards (JIS). Our results suggest that, in the case of the multi-laser reflow, the second process with a low-power reheating after performing primary melting and wetting from the first process could promote the residual gas release, the reduction of voids, and the suppression of excessive interfacial IMC growth. From these, we confirmed that the shear strength was also improved. We also proposed an appropriate process for laser-based joining on free-form substrates.
