Abstract
Lithium-ion batteries (LIBs) have been widely used power source owing to their high energy density and long cycle life. However, the use of flammable liquid electrolytes posed serious safety concerns such as a themral runaway. To solve this problem, solid-state multi-layer ceramic batteries (MLCBs) attracted as safer alternatives. For system-level use, however, MLCBs had to be mouted on printed circuit boards (PCBs), and the reliability of the solder joints had not been fully clarified especially the effect of pad designs. In this study, the influence of PCB pad designs and surface treatments on the solder joint characteristics of MLCB packages fabricated by a reflow was investigated with two Pb-free solder pastes. Void fraction and fillet formation were also analyzed by X-ray inspection and optical microscopy (OM). Shear tests were also conducted to evaluated mechanical properties. Accordingly the R12 condition using Sn-57Bi-1Ag solder paste and an OSP surface finish under pad design 3 was identified as the most balanced and optimal process condition.
