Abstract
As the semiconductor industry enters a new era of high-performance computing (HPC) and AI, advanced 3D packaging using hybrid bonding for High Bandwidth Memory (HBM) and chiplets is becoming essential to extending Moore’s Law. This technology enables the seamless integration of diverse components, such as logic, memory, and optical devices, into ultra-compact, scalable 2.5D and 3D systems. However, the scaling of interconnects to the sub-micron level introduces significant challenges in process control, metrology, and inspection, where ensuring yield, quality, and reliability is paramount. This paper reviews the latest advancements in process optimization, which incorporate state-of-the-art inspection equipment and novel materials. It also investigates emerging metrology solutions for ultra-high-density sampling, high-throughput 3D surface topography, real-time defect analysis, and sub-surface void detection. This work focuses on critical metrology and inspection aspects of the hybrid bonding process, including equipment alignment, post-bonding overlay analysis, high-speed surface profiling, and novel defect detection techniques. By consolidating current knowledge, this paper aims to provide a comprehensive reference for overcoming existing challenges and advancing 3D packaging integration, as a comprehensive review of this specific topic has been lacking.
